As we all know, single electrode chip package has quite high requirement of die attach, thus the silver adhesive is required to be handled strictly. Maybe the problems won’t show in the process of production, but the abnormal situations such as the power-off may be encountered when the customer uses it.
Because there hasn't a copy of notices proclaimed in writing concerning the usage of LED die attach silver adhesive, the following items are concluded according to industrial experiences for readers’ reference.
1. Silver adhesive needs to be enwrapped by dry ice during the delivery;
2. Immediately to put the silver adhesive into -40°C icebox on acceptance even though it's a cold day;
3. According to different silver adhesives, it takes 1~3 hours to ice out;
4. During the process, silver adhesives need to be added every 2~3 hours. It's suggested that silver adhesives on tin drum of the die bonder be rinsed every 12 hours;
5. When phenomenon of drawbench appears, it has to be replaced;
6. Die attach needs be done in two minutes after littering silver adhesive;
7. Make sure the tin drum keeps running after stopping the die attach. It's advised to clean the adhesive drum and replace the silver adhesive if the tin drum has been stopped for half an hour;
8. It is recommended that materials that have been attached be baked in an hour and the process should be limited in 2 hours.
